I'm trying to use OrCAD PSpice model of NMOS C3M0040120D but get following error from PSpice A/D:</p><p>ERROR(ORPSIM-16499): Missing .ENDS in .SUBCKT</p><p>.ENDS statement is present in the file, indeed.<br />&#13;
If I use a model of a different NMOS it works ok (I just tried  with C3M0350120D.lib and C3M0032120D.lib), thus it seems that the problem is only related to that specific C3M0040120D.lib  model file.</p><p>Could you please help me fix that problem ?<br />&#13;

If dv/dt-induced crosstalk, common-source inductance, or other parasitic effects cause the instantaneous gate voltage to drop below -4 V (for example, -5 V) during body diode conduction, does this violate the datasheet limitation?</li><li>Why is the allowable negative gate voltage reduced from -8 V to -4 V when the body diode is conducting? Is this related to gate oxide reliability, threshold voltage shift, interface traps, bipolar degradation, or another mechanism?</li><li>I noticed that a similar requirement does not appear in the datasheets of the 1200 V C4M/C4MS series devices. I have the following file that I need:</p><p>Wolfspeed Power C4D Packaged SPICE Model Library.lib</p><p>The PDF instructs, I should copy the LTSPICE symbol (XXXX.asy) file in the schematic folder.  However, I cannot because the symbols folder is empty.         <description><![CDATA[<p>Hi,</p><p><br />&#13;I am working with a CRD250DA12E-XM3 with the Wolfseed's default GUI.</p><p><br />&#13;In the GUI, the switching frequency is limited to 65 kHz while the datasheet states a maximum of approximately 80 kHz.</p><p><br />&#13;Would it be safe to increase the GUI limit to 80 kHz and are there any risks associated with operating close or slightly above the theoretical maximum?         <description><![CDATA[<p></p><p>We are using two of the C3M0075120J SiC MOSFETs in a two-switch forward converter rated for input voltages in the range of 100 - 300 Vdc and 125 W output. Each of the MOSFETs is driven by a UCC5350SBDR gate driver chip located within 1 inch of the MOSFET gates. The turn-on and turn-off gate resistors are all 10 Ohm.</p><p> We are experiencing oscillations at around 11 MHz with an amplitude of 8.8 Vpkpk on the gate of the lower switch (yellow), the drain of the lower switch (blue), and the source of the upper switch (purple). The oscillations are all synchronized. We believe that the oscillations are being driven by the gate of the MOSFETs.</p><p> We can observe the same oscillations on the output pin of the gate driver with an amplitude of 4.2 Vpkpk.</p><p> We can also observe the same oscillations on the power supply pin of the gate driver with an amplitude of 0.6 Vpkpk. The gate driver chips have an internal on-resistance from the output to the power supply pin of around 12 Ohms.</p><p> Previously, when the oscillations had a smaller amplitude and duration, we were able to reach 125 W of output power with the 300 Vdc input and the MOSFETs would stay cool. Now we can only reach about 40 W of output power with the 300 Vdc input and the MOSFETs get extremely hot.</p><p> We are using a Tektronix 6100 x10 voltage probe to measure the gate voltage, gate driver chip output and power supply pin (yellow) with a very short ground from the coaxial ring at the probe tip. We are using two Micsig DP10013 differential probes to measure the drain of the lower switch (blue) and the source of the upper switch (purple).         <description><![CDATA[<p>Hello Wolfspeed Team,</p><p>I am writing to seek clarification regarding the Gate-Source Leakage Current (IGSS) specification for the C2M0045170D.</p><p>The datasheet specifies a maximum IGSS of 600 nA at VGS = 20V and VDS = 0V. However, our customer’s bench test results show a significant deviation from this limit.</p><p>[Measurement Details]<br />
Using a high-precision picoammeter at room temperature (25°C), we consistently measured a DC steady-state leakage current in the range of several pA (pico-amperes) at VGS = 20V.</p><p>Given the three-order-of-magnitude difference between the datasheet Max (nA) and the actual measurement (pA), the customer is concerned about whether these extremely low values are considered normal or if they might indicate a potential measurement error or an unexpected device characteristic. This is particularly important for them as they are evaluating this device for a series-parallel configuration and need to ensure long-term reliability and uniform behavior.</p><p>Could you please provide insight on the following points?</p><ol><li>Typical Value: What is the typical IGSS value at 25°C? Is the pA range expected for a healthy device under these conditions?</li><li>Spec Definition &amp; Guardband: Does the 600 nA limit represent a DC steady-state value, or does it include a testing guardband to account for equipment resolution, temperature variations, and high-volume production margins?</li><li>Transient vs. Steady-state: Does the datasheet value account for any initial transient or displacement current during the gate-charging phase, or is it strictly for steady-state leakage?</li><li>Measurement Methodology: Is there any specific test duration or specialized equipment setup recommended by Wolfspeed to correlate with the datasheet limits?</li></ol><p>We would appreciate your expert guidance to help our customer move forward with confidence in their SiC-based design.</p><p>Best regards,</p><p>Atsushi Takayanagi<br />

However, I am struggling to perform a purely electrical simulation.</p><p>The Issue: The provided simulation models appear to be strictly electro-thermal. I am trying to focus solely on the electrical control loops at this stage, but I cannot seem to decouple the thermal domain. When I try to run the simulation without the full thermal setup, I encounter errors, or the complexity of the thermal calculation slows down my iteration process significantly.</p><p>What I have tried: I have carefully reviewed the downloadable design files and documentation (User Guide &amp; Reference Design package), but I was unable to locate a standalone electrical model or instructions on how to disable the thermal calculations in the existing model.</p><p>My Questions:</p><ol><li>Is there a simplified, electrical-only PLECS model available for this specific AFE reference design?</li><li>If not, what is the recommended way to "bypass" the thermal domain in the official PLECS model so I can simulate the electrical parameters (Voltage/Current) with ideal (or fixed temperature) conditions?</li></ol><p>Any advice or modified simulation files would be greatly appreciated.</p><p>Thank you in advance for your help!</p>]]>

However, I plan to change my simulation to Simulink and I learned that MATLAB provides a function to import PLECS .xml model directly to Simscape MOSFET block. </p><p>I have tried to import a few discrete models for example C3M0016120D and E4MS025120U2. However, this function fails to import all Mosfet with Diode Model.         <description><![CDATA[<p>I am building some CRD25BDA6512N for evaluation to start off a new design. The line choke components (L1_1, L1_2, L1_3) and (L5_1, L5_2, L5_3) are not specified. They appear to be stacked on the same footprint? I'm not clear if these are two different parts intended or two different chokes wound on the same core? Are there specifications for what was used to build the reference boards? The BOM just says "Line Choke, 125uH, 100kHz, 6.5mOhm DCR" and "Inductor, 131uH, 20kHz, 7.5mOhm DCR". I am aware that there is another EMI filter that is referenced and suggested for production designs but I would like to start with just building the reference design.</p><p>Thank you!</p>]]>
