The short circuit withstand time of a Silicon Carbide (SiC) MOSFET is dependent on the loop inductances on the PCB as well as the bus voltage. Generally the short cicuit withstand time becomes shorter as the bus voltage increases. Taking our C3M0032120K part as an example, its short-circuit withstand time drops from 9µs to 1.8µs at 25°C when the bus voltage increases from 400V to 800V with a loop inductance of 15nH.

Wolfspeed has worked with our gate driver partners to develop robust short-circuit protection circuits that can reliably detect a short-circuit condition and safely turn off the MOSFET before any damage occurs to the device.
