Recommended dead time and Rg(ext) for CAB5R0A23GM4 and CAB6R0A23GM4

Hello,
I am planning to use either the CAB5R0 or the CAB6R0 SiC MOSFET modules for a buck/boost converter prototype rated ~100kW with a switching frequency of ~20kHz to 30kHz for a bus voltage of upto 1500VDC. What is wolfspeed's recommended minimum deadtime and minimum external gate resistance for these parts? Is is possible to get away without using any external gate resistance?

The minimum deadtime may be determined by the charts on the “Timing Characteristics” page of the datasheet. In this case, you probably want to start with a conservative deadtime of about 1 μs and then determine the minimum deadtime suitable for your system based on measured waveforms during prototype evaluation. Minimum Rg may be determined from the “Switching Safe Operating Area” figure. Both the CAB5R0A23GM4 and CAB6R0A23GM4 list zero ohms for turn on and turn off. Please note that these Rg values do not consider the output resistance of the gate drive IC, as described by Note 7.
