C2M0045170D -MOSFET failed due to over current

Dear Team,

We are using MOSFET : C2M0045170D in one of our application & facing MOSFET failure (GS & DS are short) and the details are mentioned below for your analysis and feedback.

Application: High Voltage Pulse Switching

Normal Operating condition:

1. Switching Voltage - 38.4kV (40 MOSFET's are connected in series)

2. Switching Current - 60A (Load ~648 Ohms, load inductance 20uH Max).

3. Pulse width - 1us.

4. Rise / Fall time - <150nsec

5. Switching type - High side switching.

6. MOSFET Part # - C2M0045170D

During normal operation it is working fine.

But in some condition, our system will enter into short-circuit(SC) mode.lets say,every 10mins(ie.,<1usec pulse per 10mins) of operation it will occur.At this condition, some of the MOSFETs were failed.

Observed values during SC condition are,

Vds-1200V (during MOSFET ON condition)

Id - 160A

SC pulse time=<1usec (only one pulse per 10mins)

It would be better if we get to know the reason for this MOSFET failure to solve this issue.
