We are currently evaluating the CAB650M17HM3 (1700 V, 650 A half-bridge SiC power module) for use in a high-performance inverter application and would like to simulate the device behavior as part of our design workflow.

I understand from earlier posts that SPICE/LTspice and PLECS models for the 1.7 kV modules are under development. Could you please advise whether a simulation model for the CAB650M17HM3 is currently available, or if there is an estimated timeline for its release?

If possible, we would be very grateful for early or beta access to a preliminary version, even in a limited format, to help with feasibility studies and thermal/electrical performance evaluation.

    The CAB650M17HM3 SPICE model is available on our website. However, here is a more recent version that will be released soon.
