Suitable power device for 208VAC, 480VAC, 40A AC switching application

Application : We are developing a AC switching circuit using dual MOSFET configuration. The application is for driving the 208VAC, 480VAC, 40A AC heaters to control its temperature.
1. Is it preferred to use MOSFET or IGBT for this?
2. Which MOSFET series is preferred for this application?

1. Is this a soft-switching topology?
2. What is your intended switching frequency?

Hello TBhatia,

1. Yes, its soft switching.
2. We are planning to use switching frequency of 5-10Hz

Also can i get the I^2t value of TO247-4 and TO247-3 package MOSFETs , as we are looking for through hole package MOSFETs

We don't have I^2t value for SiC MOSFETs. You can refer to the SOA curve in datasheets for current capacity
