number of devices (1200V/50A SiC MOSFET) for 100 KW inverter

What would be the rough estimate on the number of SiC MOSFETs needed to design this 100KW inverter? If we assume 400V bus and 1200V/50A SIC MOSFET. Can someone help on this?

Hello,
Thanks for your inquiry. The best way to get an initial estimate of the best device(s) for a given application is to use our SpeedFit tool. It allows you to model almost any topology in a matter of minutes by just providing a basic level of information about the operating conditions. Please take a look and let me know if you have any further questions. You can also check out this article on the subject.

I can use the the tool.
I want to learn a systematic approach with formulas to derive the required number devices needed to achieve the power level. Can you help?

Hi Woodshaker - sorry for the delay. Please give us a couple of more days to gather some resources that you can use.

The bus voltage is 400V, why did you choose 1200V device? A quick Speedfit simulation using our 650V MOSFETs (3 or 4 in parallel) shows the following results, with 4 switches in parallel, you can get much lower junction temperature (only 83.8C).

Hi Woodshaker - do you have a follow up question for the Wolfspeed team ?
