LTspice models of SiC MOSFET modules

Hello,

I am a Ph.D. student at Warsaw University of Technology and I am working toward my Ph.D. thesis. My subject is the series connection of SiC MOSFETs inside power modules. I have done a few systems to balance voltage across series connected devices but I need to strengthen my thesis by wider simulation. However, I couldn't find any LTspice models of SiC power modules (I am interested in CAB450M12XM3, CAB425M12XM3, CAB400M12XM3, and CAS300M17BM2). Is it possible to share these models? Or maybe could you tell me how the bare dies are connected inside power modules to build these MOSFETs in LTspice? Thank you for your answer.

    Hello Przemek,

    For your application, I would recommend using the die models available on our website. Go to https://www.wolfspeed.com/tools-and-support/power/ltspice-and-plecs-models/ and download the packaged titled All SiC MOSFET LTspice Models. All of the modules you mentioned have die models available for download.

    You can then arrange these die model into a package model for each module you want to evaluate. If you need information on the specific die / number of die per switch position, please ask in a new private message, as that information will not be posted publicly.
