Measuring SiC MOSFET current in LTspice

Hello,

I am trying to do some double pulse tests in LTspice with models of SiC MOSFET transistors available to download on Wolfspeed site. However, when I am adding different transistors I am not able to measure their current (at the drain or source pin). I tried 2-gen MOSFET (C2M0025120D), 3-gen MOSFET (C3M0015065K) and bare die (CPM3-1200-0013A). I am adding these models by .lib SPICE directive. If I put in that place default MOSFET from LTspice library then everything is ok. I want to ask if there is no possibility to measure this current or am I doing something wrong? Of course, I could add a small series resistor to the transistor but I would prefer to measure transistor current without additional elements. Thank you for answer.

    Hi Przemek,

    For current measurement, the same process for probing the node of a default MOSFET in LTspice will work with our models as well. If you're using the symbols provided on our website, all you have to do is hover the mouse of the drain or source lead until the 'current clamp' symbol shows up for you to click (see below).

    If this doesn't work, I suggest clicking "Add Trace" in the plot pane and typing in the trace name. For example, if the device is labelled U1, you can type Ix(U1:D) and that will plot the current looking into the drain terminal.
