Pspice simulation model to replace CAB450M12XM3
Hello, I purchased the CAB450M12XM3, and now I want to use the Pspice software for simulation, but the official website does not provide the spice model of the half-bridge module. I would like to ask which discrete SiC MOSFET is similar to the SiC MOSFET that constitutes the CAB450M12XM3? So I can simulate with that spice model of discrete SiC MOSFETs. Waiting for your answer.

For module modeling in general, I would recommend using a die model rather than a discrete, as the discrete parts have package parasitics. Models for both our discrete devices and die are available on our website, https://www.wolfspeed.com/tools-and-support/power/ltspice-and-plecs-models/, in the packaged titled All SiC MOSFET LTspice Models.
As for the specific die / number of die per switch position, please ask in a new private message, as that information will not be posted publicly.

I have downloaded “All SiC MOSFET LTspice Models”,But there are only some Spice models of discrete SiC MOSFETs, what I want to ask is which Pspice models of discrete SiC MOSFETs can be used for the simulation of CAB450M12XM3? Or is there a way to model the half bridge module CAB450M12XM3 with some discrete model

Are models of bare die, and do not include the package model. I would recommend starting with these models for any module modeling project.
