technical specs for the CAB400M12XM3 power module
Hi everyone,
I'm doing my master thesis and it's about a three phase traction inverter. At the moment I'm searching for a suitable power module. It will be a B6-topology with 3 half bridges. For a better comparison I do some simulations in LTspice. I've already found the LTspice-models but some parameters are missing for a better simulation environment.
Is the gate inductance between the gate and the kelvin source known? And it would be nice to know which dies are implemented in the module and how many are connected in parallel?

Hello Nicolas,
The gate to kelvin-source inductance on the CAB400M12XM3 is approximately 14 nH.
There are four paralleled MOSFETs per switch position (eight per module). The MOSFET part number is CPM3-1200-0016A.
