I would like to use the Sic Modules in my design. I am looking for LTspice model for the SiC modules (CAB760M12HM3/ CAB006A12GM3). Please send me the link for LTspice model for the above parts.

Please let me know which SiC discrete MOSFET is used in above SiC modules. Therefore i can use the discrete SiC model in my design to choose the right part for my application.

    Hello nas,

    We do not have LTSpice models available for those modules, but I can provide you with the MOSFET part numbers and quantity per position for your investigation.

    CAB760M12HM3: 12 CPM3-1200-0016A MOSFETs per switch position (24 per module)

    CAB008A12GM3: 4 CPM3-1200-0032A MOSFETs per switch position (8 per module)
