Internal Gate Resistance

Hello,
RG(int) on datasheet is evaluated at Tc = 25˚C (unless otherwise specified ) .
I know that resistance doesn't change much at fewer switching frequency than 1MHz, it is relatively constant across frequency, but what's about the temperature ?

Hello,
The internal gate resistance does change slightly over temperature. The plot below shows test data from one of our power modules using 3rd generation die. The trend should be similar for C3M discrete devices as well. Overall change from 25C to 175C is less than 5%.
