Rds_on, LT Spice model vs datasheet, for C2M0045170P

Hello, I have observed that when I exercise the Wolfspeed LT Spice model for the 1700V SiC discrete module C2M0045170P, I don't seem to be getting the same result for Rds_on as is shown on the component datasheet.

The datasheet states that for Ids=50A, Vgs=20V, and Tj=25C, Rds_on should be 45mOhm. In my simulation, I'm getting 35.5mOhm.

I'm trying to account for this small discrepancy between the datasheet value for Rds_on, versus what I'm getting from my simple LT spice simulation. Any insight would be appreciated! Thanks.

    Hi,

    I verified that this Rds_on is correct for the set of conditions used in the simulation. There can be some variance in device parameters in characterization data that can show up in the model when fitting to IV characteristics. I recommend simulating the static IV curve using a DC Sweep in Spice and comparing against the entire curve as a validation step. Note that these models are typically accurate within a 15% margin.
