CAS380M17HM3 LTSpice model switching speed

Hi,

I'm simulating a Double pulse test of the CAS380M17HM3 module using the provided model and datasheet parameters for Gate resistance and load inductance. However, I get considerably lower dv/dt values (25 V/ns instead of 50-60 V/ns, as it should be according to the datasheet and experimental tests I've carried on).

Do you have any advice for getting switching speeds closer to datasheet values? (I understand from the user guide that it can be different, but a difference of half the magnitude seems too big)

I attach screenshots showing the parameters and the obtained 40%-60% dv/dt rate as a reference.

    Hi Sneira,

    Yes, the difference in dv/dt you're noting here is further off than we would expect. After looking into it, I did find some issues with the model generation. Here is a new version of the model. I've also included a more advanced DPT circuit that includes some additional parasitics for the HM gate driver. For 25C, 0Ohm, 900V, 450A, here is the agreement I'm seeing (blue - empirical, orange - simulation). The agreement is much better after the changes.
