I am looking for a Timing vs. External Gate Resistance graph (same as Fig. 28 in the CAB006A12GM3 datasheet) for the following power modules:

  1. CAB011A12GM3
  2. CAB400M12XM3
  3. CAB425M12XM3
  4. CAB450M12XM3
  5. XAB525M12XM3

    Hi Pranoy,

The timing graph for CAB011A12GM3 is not available at the moment. We will try to provide it to you in the next few weeks, but it is hard to commit an exact date at this point in time.

Regarding the other modules (2-4 in the list), please refer to page 8 of the respective datasheets. As an example https://assets.wolfspeed.com/uploads/2024/01/Wolfspeed_CAB400M12XM3_data_sheet.pdf

For information on unreleased part numbers, please contact us through proper sales channels.

    Regards,

    ArunA

Thanks for the response. I have another question. In the CAB400M12XM3 datasheet, Figure 25 shows the dv/dt and di/dt vs. Source current. How are these data acquired? The data presented in this graph is experimental data? I have the LTspice model for this device downloaded from the Wolfspeed website. When I run the LTspice simulation using the LTspice model and DPT simulation model for this device provided by Wolfspeed, I get a different value di/dt and dv/dt than what is presented in Figure 25. Please note that I set the same condition mentioned in Figure 25 in the LTspice simulation except the Lbus value that is not mentioned in the conditions in Figure 25. Also, I found the same issue for CAB425M12XM3 regarding Figure 25.
