How to change both Vgs(th) and Rds(on) in C3M0160120D?

I noticed that there is a solution to the question for changing Vgs(th) of C3M0016120D, but I have no idea how to change both Vgs(th) and Rds(on) of C3M0160120D. Could you just give me a hand?

    Can you please elaborate on the question? What do you mean by "I noticed that there is a solution to the question for changing Vgs(th) of C3M0016120D"?

    I think what you might have seen is modifying the Vth in the SPICE simulation model of the C3M0016120D. Is that correct?

    Hello,

    It is possible to vary the Vth for the device (I will outline the process below), but Rdson is a more complicated thing. As Rdson depends on the active area of the die, changing it would vary multiple other factors which will ultimately result in an unreliable model.

    To change the Vth, please find the equation (highlighted in yellow) below in the .lib file. The Vth is modeled as a voltage source which is dependent on the junction temperature. You can change the slope or the equation itself to change the Vth you require at a given temperature.

    Please note: Changing the parameters in the .lib file will result in the model being non representative of the actual device, so please make sure you are making reasonable changes to it.

    Thank you for you sincere help. Could you design a .lib model for the C3M0160120D which not only could change both Rds(on) and Vgs(th), but also is reliable? I would appreciate it so much if you could do it.

    Hello,

    Please find the model for the C3M0160120D in which you can vary the Vth and Rdson as requested.

    Please vary the parameters P13 and P14 (highlighted in the picture below) to change the Vth and Rdson values respectively.

    The parameter P13 will reflect the required Vth at 25C only.

    I have added the additional Rdson required as a parasitic source resistance. Again the P14 value is representative of the required Rdson at 25C only.
