Thermal Resistance Modeling for the CAB320M17XM3

I am currently trying to create a thermal model of the CAB320M17XM3 within PLECS. The FET thermal resistance is listed as 0.097 C/W. However, the body diode has no listed thermal resistance. Where could I find the correct thermal resistance for the body diode or should I simply assume the 0.097 C/W thermal resistance is for both the FET and body diode combined?

    Hello,

    The body diode is within the MOSFET substrate itself, and as such the thermal impedance of the MOSFET and the body diode will be represented by the same thermal network. Any losses in the MOSFET and the body diode will contribute heating to the same thermal node. So, yes, here you should assume that the 0.097 C/W thermal resistance is for both of them combined.

    For modules with embedded parallel Schottky diodes, you would have two separate thermal networks with their own thermal impedance provided in the datasheet.
