Do you have any off shelf module which support <300V and <150A. Output current should be based on the reference signal which is given to controller

Wolfspeed's SiC power modules are rated for 1200 V or greater. A maximum bus voltage of 300 V is easily handled by these modules, but they may not be the most efficient solution for your application. The GM3 modules linked below are in your current range:
You could also look at the 650 V discrete MOSFET solutions, which are likely a more efficient solution in your application:
