Estimation of maximum dV/dT for safe operation

I have designed 20kw interleaved boost converter for which I am using C3M0040120k1 . The voltage rise time will reach 800V @ 14ns . I want to know how to estimate (from datasheet) the safe dv/dt inorder to avoid latching of internal BJT and failure.

I want to avoid using snubbers nor larger turn -off resistor for slow turn off.

    Hello Arshith,

    The maximum dV/dt rating of Wolfspeed C3M SiC MOSFET is 100V/ns. 800V/14ns= 57V/ns average. You can try to capture the Vds waveform to check the actual dV/dt stress. normally you can find the max dv/dt @ 30% to 70% of the Vds. you can also tune the gate resistors to adjust the dV/dt.
