Hello,

I'm dealing with the C3M0025065J1 sic-Mosfet.
The working contions are @75°C and 350V Uds.

I would need more exact data for the max Idss (zero gate voltage drain current) for ~75°C and ~350V. Are this data availbale?

    From the datasheet, maximum Idss at 650 V/25 °C is 50 µA. Using a voltage scaling factor of 350 V/650 V = 0.54 and temperature scaling factor of 75°C/25°C = 3, you will get 81 µA approximately for Idss at 350 V/75°C. You can use 100 µA maximum for conservative design.
