Hello.

Checking the datasheet for components C3M0075120D-A and C3M0075120D, it is clear that both devices have the same specifications, except for the maximum junction temperature.

I would like to know the difference between both devices, which allows one to operate at 175ºC and the other at only 150ºC. Is the SiC Schottky diode C4D10120A included in the package of device C3M0075120D-A?

In addition, I would like to check if there is a SPICE model for device C3M0075120D-A since I was only able to obtain the C3M0075120D from the Wolfspeed website.

    Hello Edmar,

    There is no difference between C3M0075120D-A and C3M0075120D. Initially, the device got qualified at 150ºC but the same device got qualified later at 175ºC so the '-A' stands for a product revision. You can use the LTspice model for C3M0075120D if you want to simulate C3M0075120D-A as it is the same device. Thank you!
