Hello,
In your white paper 'Gen 4 SiC Technology: Redefining Performance…', it is stated that the Gen 4 devices can exhibit a short circuit withstand time of up to 2.3 µs.


Could you provide more details on this subject? Such as test parameters, part numbers, waveforms? Any info regarding E4MS025120J2 specifically?

    Greetings:

    Below is a circuit diagram of the short circuit test setup. There also is a screen capture with short circuit waveforms from a C4MS025120K. This part uses the same Mosfet die as the one you are interested in except it is in a 4 lead TO-247 package versus a 7-lead TO-263 package.
