Would you kinld share how wolfspeed verify and guarantee the reliability of body diode operation life?

What's test condition used for body diode HTOL to check the reliability of 3rd quadrant operation?

How many hours will be performed fand how much current are used for body HTOL of C3M0040120K?

Body diode test is not in the list of qual plan. Let me check with Rel group.

Hi Mason,

For body diode, we don't regularly do qual test. We use proprietary methods to guarantee stable operation of the body diode. Since the body diode reliability is related to the silicon carbide material, rather than a given product, we do not carry out testing on every product qualification.

Our ‘screening procedure’ (to make sure stable body diode operation) is proprietary but whatever we are doing shows it is effective & we even pass 1000 hours of BDOL tests for 10KV MOSFET. Attached is a paper we published on body diode reliability test.
