Switching times of CAB450M12XM3

Hello,

I am modeling CAB450M12XM3 with the Saber Power MOSFET Tool. Nevertheless, to build an accurate model, I need switching times data (td(on), tr, td(off), tf) for Eon and Eoff tests (it could be for Tj = 25C), but they are not available in the datasheet. It would also be great to implement Vgs versus Qg characteristics. Could you share with me this data and characteristics? Thank you very much.

    Hello Przemek,

    Please find the timing information below.

    For VGS vs. QG, the CAB450M12XM3 features five CPM3-1200-0013A MOSFETs per switching position. Multiply the following chart by 5 to get the correct gate charge curve for the module. You'll also need to multiply the IDS and IGS test conditions by 5 as well.
