About 3D data inside CAB450M12XM3

Hi 

My customer has question.

We would like your cooperation as this is a major point in the selection process.

The customer needs 3D data inside the module to simulate the heat generated by the module.

The results of thermal simulation are important because if heat generation can be suppressed, the weight of the product's heat dissipation mechanism can be reduced.

If 3D data is not available, we would like information such as the size of the bare die, the material, length, and thickness of the insulating substrate and wires.

    Thank you for reply.

    I understood that NDA is required.

    However, the heat generation of the module is an important selection point for customer. Also, the customer plans to consider replacing it in October, so there is no time.

    I don't need all the 3D data, just the material (thermal conductivity) and dimension (WLH) information of the part structure, so would it be possible to support this?
