Hello,

I am looking for CPM3-1200-0013A detailed data sheet with rise time and fall time data or dv/dt for CPM3-1200-0013A bared die MOSFET.

any help would be appreciated.

Thank you.

    Hello Panchal,

the switching times depent on package layout, package inductances, DC link and load inductance.

As an indicator you can use https://assets.wolfspeed.com/uploads/2024/01/Wolfspeed_C3M0016120K_data_sheet.pdf

    Thank you for your response.

What do you mean by as an indicator, attached MOSFET data sheet is different from which we are using.

    can you please explain further?

    please find attached data sheet.

The datasheet I shared is from 16 mO device but you are looking for 13 mO.

Rise time and fall time are shown in the datasheets of our discrete devices. Those values can be taken as indicator of tr and tf . The 13 mO device is a bit slower but as said before, tr and tf depend on DC link voltage, layout the die is assembled in as well as output inductance.

    Thank you for the information.

would you provide us with the rise time and fall time information with this information we have.

Estimated parameter because tr and tf depend on module layout.

    Room temperature ; Vdc = 800 V ; Id = 100 A

    tr ~ 40 ns

    tf ~ 30 ns
